Physical Models for Semiconductor Device Simulation
نویسنده
چکیده
Device simulation has two main purposes: to understand and to depict the physical processes in the interior of a device, and to make reliable predictions of the behavior of the next device generation. Towards these goals, the quality of the implemented physical models is decisive, forcing heuristic t models to be replaced by \\rst-principle"-based models. Since transport schemes using moments of the Boltzmann equation are still dominant within the simulation community, the challenge in developing models is given by a clever combination of sound physics with functional simplicity. The extent to which this has been possible will be demonstrated by means of two examples: band gap narrowing and band-to-band tunneling. We point out the limitations set by the poor knowledge of certain parameters, by the breakdown of common approximations, and by unresolved principle problems.

Behavioral Modeling and Simulation of Semiconductor Devices and Circuits Using VHDL-AMS
During the past few years, a lot of work has been done on behavioral models and simulation tools. But a need for modeling strategy still remains. The VHDL-AMS language supports the description of analog electronic circuits using Ordinary Differential Algebraic Equations (ODAEs), in addition to its support for describing discrete-event systems. For VHDL-AMS to be useful to the analog design ...
متن کاملSemiconductor Device Simulation by a New Method of Solving Poisson, Laplace and Schrodinger Equations (RESEARCH NOTE)
In this paper, we have extended and completed our previous work, that was introducing a new method for finite differentiation. We show the applicability of the method for solving a wide variety of equations such as Poisson, Lap lace and Schrodinger. These equations are fundamental to the most semiconductor device simulators. In a section, we solve the Shordinger equation by this method in sever...
متن کاملImproving the Thermal Characteristics of Semiconductor Lasers Using a New Asymmetric Waveguide Structure
Self-heating leads to a temperature rise of the laser diode and limits the output power and efficiency due to increased loss and decreased differential gain. To control device self-heating, it is required to design the laser structure with a low optical loss, while the heat flux must spread out of the device efficiently. In this study, a new asymmetric waveguide design is proposed and th...
متن کاملNumerical Simualtion of Nanoscale Semiconductor Devices
Device modeling of novel semiconductor devices requires adapted physical models which include quantum mechanical effects. The quantum hydrodynamic as well as the quantum drift diffusion model offers effective possibilities for the simulation of nanoscale devices, particularly if tunneling processes appear. The models can be implemented effectively in conventional device simulation systems.
متن کاملNovel efficient fault-tolerant full-adder for quantum-dot cellular automata
Quantum-dot cellular automata (QCA) are an emerging technology and a possible alternative for semiconductor transistor based technologies. A novel fault-tolerant QCA full-adder cell is proposed: This component is simple in structure and suitable for designing fault-tolerant QCA circuits. The redundant version of QCA full-adder cell is powerful in terms of implementing robust digital functions. ...
